AT28C256-15SU-T is a 256k x 8-bit One-Time Programmable (OTP) EPROM consisting of CMOS compatible floating gate Avalanche Injection Metal Oxide Semiconductor (AIMOS) technology. It is designed for high speed, low power operations and low cost replacing Parallel EEPROM.

Working Principle

The operation of AT28C256-15SU-T is based on the injection and retention of electrons in a specifically formed oxide layer between the N-substrate and the floating gate. It is defined as AIMOS (Avalanche Injection Metal Oxide Semiconductor). Once injected into the oxide layer, these electrons are captured and held thus forming the voltage threshold of the programmed elements.

AT28C256-15SU-T is available in two configurations, either 32K x 8 (28C256) or 64K x 8 (28C512). The programming operation for each configuration occurs through a single 8-bit multiplexed address and data bus. The programming algorithm logic of each input command is controlled by five microprocessor compatible control signals.

Data can be written into the AT28C256-15SU-T either in the sequential (default) mode of operation or in the random mode. The write enable time is selected to be typical 15 µs in the sequential mode and 25 µs in the random mode. After the write operation is complete, an acknowledge signal is generated to indicate that the data has been correctly stored.

AT28C256-15SU-T can operate at up to 3 MHz clock frequency and utilizes a power-down mode for further power savings. In this mode, most of the logic is placed into a sleep state and the device can only be recovered via a reset signal. It includes all required decode logic, control and address circuitry, both internal and external, for efficient and reliable memory operations.

AT28C256-15SU-T includes several features like a pre-programmed unique ID and enhanced security features, making a fool proof data storage solution. The level of security for data stored on AT28C256-15SU-T can be maintained through its built-in features like nonvolatile locking, AES-128 bit encryption, and external password protection. The device also integrates a temperature sensor which can be used to monitor the operating temperature of the system.
