CA22106019

CA22106019 is a silicon RF power MOSFET device designed specifically for wireless transmitters. CA22106019 has a 30W drain efficiency over a wide frequency range and can handle up to 100W peak power. It is manufactured in a 2.5mm x 3.0mm SOT-89 package. The CA22106019 has an integrated Schottky diode in the drain lead which serves two purposes: it offers protection against current [spikes] to the drain for peak power, and it improves the amplifier’s load frequency response. It also features a built-in bias network for harmonic distortion reduction, and a reverse voltage protection diode integrated with a grounding terminal.

The CA22106019 application field includes Bluetooth, ZigBee, Wireless LAN, Bluetooth, Radio Frequency Identification (RFID), and Ultra Wideband (UWB). With its high-efficiency drain performance, wide frequency range and wide operating temperature range (-40°C to +90°C), the CA22106019 is ideal for low power wireless applications. The CA22106019 working principle relies on RF power MOSFET structures. A MOSFET is a device that has capacitance along its channel, which results in a drain-source capacitance that is much larger than the gate capacitance. This increased capacitance helps the device to have enhanced performance when amplifying RF signals. The drain-source capacitance acts as a “short” for the RF signal along the length of the device channel which helps to reduce any losses incurred from signal travelling within the device channel. Additionally, the gate capacitance helps to minimize the input (gate) impedance so that its frequency response is significantly improved.

The CA22106019 also features a built-in reverse voltage protection diode. This diode prevents damaging voltage spikes that can occur when the drain current reaches a high level. The Schottky diode integrated with the drain lead also helps to reduce the RF power losses that occur when the MOSFET is in the “OFF” state. This helps to improve the efficiency of the device while also reducing the size of the device.
