AON7242 is an advanced HV Power MOSFET, which is a single-cell wide bandgap transistor (FET) with a thickness of about 0.4μm. It is based on depleted-ThetaFET technology, which provides higher integration and scalability of the chip. AON7242 uses ultra-thin dielectric spacer to suppress the edge effect between the source and drain and significantly improve the device performance. Moreover, thanks to its high current capability, low on-resistance and SOA, AON7242 is ideally suited for high power applications.

AON7242 Working Principle

AON7242 is a single-cell wide bandgap transistor (FET). It works on the principle of quantum tunneling. This is similar to a conventional FET, with the addition of a thin dielectric material, located between the source and drain electrodes, which functions as a barrier, suppressing the short-channel effects associated with narrow-channel FETs.

As the gate voltage is applied to the AON7242, electrons can tunnel through the thin dielectric spacer and generate a high electric field between the source and drain electrodes. This electric field produces electron motion, resulting in high current transfer. The high electric field also allows AON7242 to operate over a wide range of frequencies, further improving the device performance.
